Autosolitons in InSb in a Magnetic Field
نویسنده
چکیده
It is shown experimentally that a relatively low longitudinal magnetic field applied causes a noticeable change in the velocity of autosoliton travel in InSb samples and a visible redistribution of these autosolitons in the electric field. As a result, the current oscillation frequency and amplitude in the external circuit of the sample either increase or decrease depending on the direction of the magnetic field.

متن کاملBinding Energy of Hydrogen-Like Impurities in Quantum Well Wires of InSb/GaAs in a Magnetic Field
The binding energy of a hydrogen-like impurity in a thin size-quantized wire of the InSb/GaAs semiconductors with Kane’s dispersion law in a magnetic field B parallel to the wire axis has been calculated as a function of the radius of the wire and magnitude of B, using a variational approach. It is shown that when wire radius is less than the Bohr radius of the impurity, the nonparabolicity of ...

We report magnetotransport investigation of nonmagnetic InSb single crystal doped with manganese at Mn concentration NMn ~ 1,5 × 10(17) cm(-3) in the temperature range T = 300 K-40 mK, magnetic field B = 0-25T and hydrostatic pressure P = 0-17 kbar. Resistivity saturation was observed in the absence of magnetic field at temperatures below 200 mK while applied increasing external magnetic field ...
متن کاملSpike autosolitons in the Gray-Scott model
We performed a comprehensive study of the spike autosolitons: self-sustained solitary inhomogeneous states, in the classical reaction-diffusion system — the GrayScott model. We developed singular perturbation techniques based on the strong separation of the length scales to construct asymptotically the solutions in the form of a one-dimensional static autosolitons, higher-dimensional radially-s...
متن کاملTerahertz magnetospectroscopy of transient plasmas in semiconductors
Using synchronized near-infrared ~NIR! and terahertz ~THz! lasers, we have performed picosecond time-resolved THz spectroscopy of transient carriers in semiconductors. Specifically, we measured the temporal evolution of THz transmission and reflectivity after NIR excitation. We systematically investigated transient carrier relaxation in GaAs and InSb with varying NIR intensities and magnetic fi...
